(Germany) It is shown that oxygen concentrations as low as 1 × 10 t* cm -3 in silicon single crystals can be measured using the method of electron spin resonance. The oxygen atoms in the silicon lattice are in a diamagnetic state. By diffusion of lithium, paramagnetic LiOcomplexes are formed and the LiO concentration in silicon can be measured quantitatively by the electron spin resonance technique.
